Change startup.php and both index.php to 777 instead of 755
You need to make sure that both the files and the folder containing the files have write permissions, so index.php, admin/index.php, admin/ and the folder containing the index.php (httpdocs, public_html, htdocs, www) should all have write permissions.
Once that is done, you need to go to http://www.yourstore.com/vqmod/install/ as MarketingSG has said, not /vqmod/install.php as that should throw a 404 error
The permissions you should try for them should be the following
755
if that fails
775
if that fails
777
If all of that fails, get in touch with your host. Also as a precaution, re-upload both index files

I have the same problem, I have changed the files index.php from the root folder and from the Admin Folder. I make the change thru the cPanel of my hosting, GoDaddy, because I try to change it from the FTP program, File-Zilla, but it doesn't work. Once I change the permission's file, I refresh my website and display a message that VQMod Installed Succesfully, BUUUUUT!!!! When I go to my Front-end web page result that it gave me to me a big problem: "Internal Server Error" . I have NO IDEA how to fix this problem, right now I can view, use my web site.
This is a Error 500 Internal Server Error

This can mean many things. check in ftp for error.log file in the root of your store or find ways to enable real error reporting on your site: http://forum.opencart.com/viewtopic.php?f=170&t=50555
